I know some of the options in the TDS models (specifically 784D) are just software >locks, but do the hardware based options also require unlocking? For example 1M, 2M?

Yes, they are stored in the DS1486 chip. All the 700 series that I've dealt with can do option 1M, but you have to have the right memory chips if you want to enable 2M. For the 784D scopes, newer ones all seem to have the larger memory chips. I believe serial prefix B030 and up have the right ones. Not sure about B020.
