Is this modification applicable to the QMX?

Probably won't fit due to space problems.
If you have a good idea for using it in a small space, you can try it.

In my QMX I went with 4 x TN0110 instead of BS170. Works very well.

The TN0110 spec sheet (Pd, Vds, Ciss, Rds, Tr, Vth...) sure looks attractive.? Do you have any measurements (like output power on different bands, etc)?? Anyone else have experience, good or bad, with this device???

I can't believe I missed this device while searching for a more rugged Class D final.

Hi,
These are my measurements.
Actually the RF output power stays quite the same but with those MOSFET's parameters I can safely operate at higher supply voltage with no danger to make a mess.?

I have been running these in my high band unit. Just be aware that the pinout is reversed relative to the BS170 so they have to mount with the flat side up.

Thanks!? I think you found the finals for my little project (something like Han's QDX but constructed as a hat for a Raspberry PI operating from a 12..13.8v supply with wsjtx/etc on the RPi) as well as something more rugged for a QMX.??

Hi Bojan,

I’m happy to hear the TN0110 FETs are working great! I was the one who found this device with a lot of google searches and vendor checks many moons ago. I’ve been following comments regarding this device and haven’t seen any negative comments so far which makes me happy that I could contribute something here.

Back when I first found this device, the fabs had stopped producing the 100V version and the only one available was the 60V device, likely due to Covid’s detrimental effects on the fabs. It made little sense to replace the BS170s with another 60V device but now that the TN0110 is widely available, it’s a great “upgrade” which closely matches the specs of the BS170 but with that extra 40V of safety margin.

So having speculatively bought some what tells me if they are rated 60V or 100V ??
